Qualifications

• Ph.D. or Master’s degree in Mechanical Engineering, Materials Science, Microelectronics, or Physics.
• 10+ years in semiconductor packaging R&D, with at least 5 years leading teams.
• Expertise in semiconductor materials, process integration, metrology, and calibration for predictive performance.
• OSAT/foundry management and collaboration with suppliers.
• Experience leading globally distributed teams with strong cross-functional leadership.
• Strong problem-solving and communication skills.

Responsibilities

• Packaging Roadmap & Architecture: Define the packaging roadmap to enable performance, form-factor, reliability and cost.
• OSAT Development Collaboration: Lead relationships with OSAT partners and build local teams at key sites.
• Mechanical Design: Oversee design, analysis and characterization for thermal and structural aspects.
• Electrical Interface Optimization: Collaborate with IC design to optimize parasitics and signal integrity.
• Advanced Material Characterization: Drive substrate, die-attach materials, underfills, mold compounds.
• Packaging Laboratory: Accelerate screening and testing of materials and package performance.
• Productivity: Define KPI metrics for the package development process and lifecycle.
• Team Leadership: Develop engineers/technicians to create high-performance teams.
