Qualifications

• Ph.D. or MS in Materials Science or related STEM field.
• Hands-on experience in advanced packaging tech: 2.5D/3D, TSV, OSAT.
• Strong communication and interpersonal skills for cross‑functional work.
• Statistical data analysis and process optimization (e.g., DOE, JMP).
• Experience with MES systems is a plus.
• Coding capability is a plus.

Responsibilities

• Define and optimize advanced packaging flows (e.g., hybrid bonding, 2.5D/3D heterogeneous integration) to maximize product performance, yield and reliability.
• Own, manage, and drive complex technical projects with on-time delivery and high quality.
• Design experiments, collect and analyze data, perform root‑cause analysis and implement corrective actions.
• Collaborate with foundries, OSATs, and internal teams to define improved integration strategies.
• Stay abreast of the latest field advancements and apply innovations.
