Qualifications

• MS or BS in EE/ME with 15+ years in package design.
• Expertise in flip-chip, WLCSP, FCBGA and advanced packaging.
• Hands-on with industry simulation tools: Cadence, Synopsys, Ansys, HFSS.
• Proven ability to lead engagements with foundry and OSAT partners.

Responsibilities

• Design, develop, and implement packaging solutions aligned to the roadmap.
• Evaluate materials and BOM to meet quality and cost targets.
• Optimize assembly flows to reduce cost and improve efficiency.
• Benchmark packaging tech and identify roadmap opportunities.
• Collaborate with silicon design, reliability, package design, and manufacturing.
• Lead debugging and corrective actions for yields during development and production.
