Skyworks Solutions, Inc. is seeking a Senior Principal GaN Modeling Engineer to lead development of accurate GaN HEMT models for high-frequency, high-power applications.

You will collaborate with process, circuit, and product teams to ensure performance and reliability of next-generation wireless components. The role requires deep GaN device physics knowledge, extensive RF modeling experience, and proficiency with Keysight ADS, Cadence AWR, and TCAD tools; mentoring and cross-functional

Qualifications

• Master's or Ph.D. in Electrical Engineering, Applied Physics, or related field with focus on semiconductor devices.
• 15+ years of experience in semiconductor device characterization and modeling, specifically RF GaN HEMT technologies.
• Deep theoretical and practical understanding of GaN device physics and materials science.
• Proficiency with RF characterization equipment (network analyzers, spectrum analyzers, load-pull systems, probe stations).

Responsibilities

• Device Characterization: define on-wafer and packaged characterization plans (DC, CV, S-parameters, noise, load-pull, pulsed I-V).
• Model Development & Extraction: develop and refine accurate physics-based compact models for GaN HEMTs.
• Simulation & Validation: use TCAD and circuit simulators to validate model accuracy against hardware data.
• PDK Development: collaborate with PDK team and support internal and external customers.
• Cross-Functional Collaboration: work with process, reliability, and circuit teams to align models with fabrication and design needs.
• Analysis & Troubleshooting: analyze test data, identify issues, and propose solutions for performance/yield improvements.
• Documentation & Reporting: produce technical reports and application notes for model usage and limitations.
• Innovation & Mentorship: develop novel modeling solutions and mentor junior engineers.
